▢ 장점• 정밀한 도핑 농도 조절 가능 (《 3%)
• lateral penetration이 小: small 소자 제작 유리
• 얇은 표면층 투과해서 불순물 주입: 오염 방지
• multiple implant으로 원하는 도핑 분포도 생성 가능
• abrupt junction 형성 가능
• 저온 공정: PR을 mask layer로 사용 가능
• 다양한 mask layers: PR, SiO2, Si3N4, Polysilicon
• 고진공 공정: 오염 방지
• Automatic control 용이
▢ 단점
• target material에 damage 발생
• non-zero lateral penetration
• low throughput
• complex equipment
• safety hazards (high voltage, toxic gas)

▢ Channeling
• 입사된 이온이 target nuclei 와 충돌하지 않고 open channel을 통해 안으로 깊이 침투
▢ 이온 종류에 대한 channeling 임계각: φ ∝ E •1/4

▢ Channeling 방지하기 위하여 wafer를 incident beam
의 방향에 대하여 약 7°tilt 시키고 있으나, wafer tilt
만으로는 충분치 못함
이유는,
① ion이 lattice 안으로 들어간 후 여러 회의 충동을 거
치면서 open channel 의 방향을 갖게 되는 경우 발생
(indirect channeling)
② Planar channeling 발생: wafer의 twist 필요 • Planar channeling

▢ 기타 ion channeling을 감소시킬 수 있는 방안
① implant through a surface oxide
② using heavy ions (example, BF2 rather than B)
③ Pre-amorphizing by prior implant with Si or Ge

4. Ion Implantation Damage and
Damage Annealing in Si
(1) Implantation Damage in Si
▢ Damage 발생 경위: nuclear collision에 의해 발생
ⓛ ΔEn < Edi: no defect 발생
② Edi ΔEn 2Edi: isolated point defect 발생
③ 2Edi << ΔEn: multiple secondary displacement 및
defect clusters 발생. Defect 발생이 계속 진행되면
crystal lattice가 amorphize 됨. * Edi: Si 분자를 변위시키기 위해 필요한 에너지 (15 eV)
▢ Primary Crystalline Defect Damage
(i) Light ions (e.g. B)
• 이온의 에너지 大 -> Sn 小 -> damage 발생 小 이온의 에너지 小- > Sn 大 -> damage 발생 大 => 주입된 이온의 range의 끝에서 damage 발생

(ii) Heavy ions (e.g. As)
• low, high energy 모든 영역에서 Sn이 大 => 모든 range에서 damage 발생
As+, 100 keV
Sn = 1.3 ×103 keV/μm →dominant
Se = 2.2 ×102 keV/μm
(iii) High dose implant: amorphous layer 형성

(2) Annealing for Electrical Activation and Damage
Cure
• purpose :
to reduce strain and defects
to recover crystal structure
to recover carrier mobility (impurity activation)
• temperature : 400∼1000℃
600 ℃ → epi-layer from a-Si
• time : 15∼30 minutes
• reverse annealing : 500∼600℃ for Si
• evaluation: carrier mobility; dopant activation
leakage current; carrier life time

6. Ion Implantation Equipment

(1) Implanter types① Medium current implanter:
< 2 mA, Max energy = 200 keV
② High current implanter:
< 30 mA, Max energy = 160 keV
③ Pre-deposition implanter:
high current, low energy (10-30 keV)
④ High energy implanter: up to several MeV
(2) Implant system limitations
▢ Particle and oil Contaminations
• Heavy metal contaminations from aperture or
wafer holders
• Cross-contamination from previous run
• Pump oil contamination
▢ Dose 측정의 부정확
• dose 측정은 faraday cup 내부에 내장된 sample에
의해 수집된 전류를 적분하여 구함. 이 때, beam 중성화
와 target으로부터 secondary electron의 방출에 의해
error 발생
▢ Implantation mask problem
• heavy dose implant시 PR의 온도 상승으로 PR의
degradation (flow, crack, blister) 발생. 따라서 wafer
cooling 필요

▢ Wafer charging
• implant 동안 wafer 표면으로부터 secondary
electron들이 계속 방출됨으로 인하여 wafer 표면에
positive charge가 축적. electron shower 필요.
▢ Scan Loc-up due to partial scan synchronization
▢ BF2 implant rather than B for shallow junction
▢ Doubly ionized species의 implant:
• 낮은 에너지 아래에서 깊이 implant하는 것이
가능하나, doubly ionized된 이온의 생성율이 낮기
때문에 implantation 시간이 많이 걸림
